摘要:
Two-dimensional (2D) layered materialslike graphene and transition metal dichalcogenides (TMDs) have been consideredas promising building blocks for the next generation nanoelectronic devices, showing great potentials to extend the scaling limits existing in silicon basedcomplementary metal-oxide-semiconductor field-effect-transistors (CMOS-FET) aswell as to serve as a high mobility alternative to organic semiconductors forflexible electronic and optoelectronic devices. However, the existence of largecontact resistance at the interface between the TMDs semiconductor and any bulk(or 3D) metal drastically restrains the intrinsic transport properties ofmaterials and the performance of realistic devices. Thus, it is a crucial tooptimize the contacts and lower the contact resistance between 2Dsemiconductors and metal electrodes.
In this talk, I will summarize and discuss ourrecent work for the development of scalable Ohmic contact engineeringapproaches to 2D materials that can be easily integrated into existingsemiconductor device production processes. We will focus on the Ohmic contactto 2D materials enabled by surface charge transfer doping inducedsemiconductor-to-metal phase transition, and the demonstration of highperformance 2D materials based electronic devices with Ohmic contact.
